# Intel's 2027 packaging ramps meet a substrate wall: 45% yields, 20% material gap

> JPMorgan ended a bearish call held since November 2022 on the strength of Intel's 2027 packaging order book. A day later, Unimicron's chairman priced the substrate layer under it: 30-month equipment queues, a 20% material gap in 2027, and yields near 45%.

## JPMorgan upgrades the order book

JPMorgan [raised Intel to neutral from underweight on October 19, ending a bearish call held since November 2022, with an $85 target through December 2027](https://sa.marketscreener.com/quote/stock/INTEL-CORPORATION-4829/news/JPMorgan-finally-turns-optimistic-on-Intel-54515180/) [1][2]. Part of the case is EMIB-T, [Intel](https://theinference.org/markets/companies/intel)'s packaging step that stitches computing chiplets and memory onto a single substrate; the bank says its order book is "strengthening ahead of the production ramps planned for 2027" [1].

Intel's finance chief said in July the company is "meaningfully increasing" spending on equipment, cleanroom space "and substrates" [3]. [JPMorgan](https://theinference.org/markets/companies/jpmorgan-chase) counted the order book; a day later, Taiwan priced the queue beneath it.

## Unimicron answers with a 30-month queue

[Unimicron](https://theinference.org/markets/companies/unimicron), a leading Taiwanese maker of IC substrates, the layered boards chips sit on, did the pricing at [the TPCA trade show in Taipei on October 20](https://www.trendforce.com/news/2026/10/20/news-unimicron-warns-of-ic-substrate-crunch-up-to-30-month-equipment-lead-times-20-material-gap-in-2027/) [4][5]. Chairman S.C. Chien: lead times for some key equipment now run 30 months, with more than 80% of equipment delayed and over 20% of delays past double the original wait [4][5].

Low-CTE glass fiber cloth, copper-clad laminate and ABF, the film that builds up substrate layers, are tight, and [critical materials could fall 20% short in 2027](https://www.emsnow.com/unimicron-warns-of-ic-substrate-crunch-up-to-30-month-equipment-lead-times-20-material-gap-in-2027/) [4][5]. His arithmetic for 2028 versus 2024: CoWoS, [TSMC](https://theinference.org/markets/companies/tsmc)'s rival packaging format, grows 6.8-fold and hyperscaler capex, already past $700 billion this year, 6.3-fold, while IC substrate capacity merely doubles [4][5][6].

*Chart: **CoWoS grows 6.8-fold by 2028; the substrate layer beneath it doubles** Bar chart of projected capacity growth from 2024 to 2028: CoWoS 6.8x, hyperscaler capex 6.3x, IC substrate capacity 2.0x, DRAM 1.8x.*

## Yields near 45% land on a thin base

Yields are the thinner line. Sources inside the chain put substrate yields in Intel's own EMIB supply chain near 45%, with supplier targets of 50% in the fourth quarter of 2026 and 60% only by the first quarter of 2027 [4][5]. At 45%, every good substrate consumes roughly 2.2 starts; at 60%, about 1.7 [4][5].

That climb lands on a small base: JPMorgan sizes Intel's external foundry at barely $1 billion annualized revenue in the first half against roughly $150 billion for TSMC [1]. Intel's custom-silicon arm is nearing a $2 billion run-rate, but that is [product money rather than foundry money](https://theinference.org/article/intel-s-2-billion-asic-boom-is-product-money-not-foundry-money) [1].

Intel raised nearly $20 billion in a year, lifting shares outstanding from 4.4 billion to 5.1 billion, and management warns free cash flow stays difficult in 2027 with another raise possible [1][3]. Quarterly capex has fallen from $6.5 billion in late 2024 to $2.6 billion in the June quarter [7].

*Chart: **Intel's capex has fallen by more than half since late 2024** Line chart of Intel quarterly capital spending, Q1 2024 to Q2 2026, falling from about $6.5 billion in Q3 2024 to $2.6 billion in Q2 2026.*

## TSMC's fallback spoke first

Chien himself cautioned the multiples do not necessarily signal shortage, since each segment grows from a different base [4]. The execution case is real: data-center operating income hit $2.5 billion in the second quarter, passing the PC business for the first time [1][3].

But the fallback answered on October 15 [8]. Asked on [TSMC's earnings call](https://finance.yahoo.com/markets/stocks/articles/tsmc-ceo-hints-company-could-151911042.html) whether TSMC would back customers who bet on Intel's EMIB-T and came up short, chief executive C.C. Wei said "yes, we will be" [8]. TSMC already ships packages five times reticle size, the area a lithography machine prints in one pass, with yields Wei calls excellent [8]. Intel chief executive Lip-Bu Tan dates a foundry at 10 to 20 years by TSMC's example [9].

## The tell: 50% by the fourth quarter

The next reading is [Intel's third-quarter report, guided in July to $15.8–16.8 billion of revenue](https://www.intc.com/news-events/press-releases/detail/1776/intel-reports-second-quarter-2026-financial-results) [3]. The tell is smaller: whether EMIB-chain yields cross 50% this quarter [3]. Above that line, the 2027 order book holds [3]. Below it, the gap is funded by Intel's cash, another dilutive raise, or Wei's open door.

## Takeaway

JPMorgan's upgrade rests on Intel's 2027 packaging order book, but Unimicron's chairman prices the substrate layer beneath it: 30-month equipment queues, a 20% material gap in 2027, and yields near 45%. The tell is whether EMIB-chain yields cross 50% in the December quarter.
